Abstract:A 3D Monte Carlo study of electron transport in GaAs/AlGaAs superlattices exposed to static and high-frequency fields is presented. We analyze an effect of electron interfacial roughness scattering on an amplification coefficient of superlattices with different miniband widths at low temperature (10 K). We show that electron scattering at optic phonons prevents strong suppression of the Bloch gain caused by superlattices interface roughness.
